Title:     3D Digital SPAD Array Readout: from 10 ps Timing Resolution to Low Power Single Photon Counting

Abstract: Optoelectronics systems have become the ubiquitous backbone of a multitude of applications, from smartphones and tablets to medical imaging instruments and telecommunication systems. Continuing impetus for growth is also provided by the integration of smart microsystems capable of total or partial signal processing from photodetectors. Optoelectronics microsystems are starting to take advantage of 3D vertical integration, where a minimum of 2 integrated circuits are stacked and interconnected using Through Silicon Vias. This talk is about the realisation of 3D Single Photon Counting Modules, where an array of photodetectors (Single Photon Avalanche Diode – SPAD – also known as ‘SiPM’) is integrated on top of the required front-end microelectronic circuits. The targeted optoelectronics microsystem features single photon detection capability with single photon resolution over its dynamic range, the ability to timestamp the arrival of the photons with 10 ps accuracy and advanced digital signal processing. In this seminar, we will give an overview of the ongoing activities to reach this goal, from SPAD R&D to 3D die-to-die integration processes. The talk will focus on the readout electronics for three SPAD-based microsystems of interest in the field of radiation instrumentation: a 65 nm CMOS integrated circuit with low single photon timing resolution (SPTR) and 5 ps time-to-digital converters per SPAD, a 3D integrated circuit dedicated for positron emission tomography and finally a 3D digital SiPM featuring low output capacitance and adjustable dynamic range – a prospect for high energy and particle physics experiments where large area and low power is required.
